In CeAs and CeSb, pressure enhances the change of overall features in the resistance-temperature R(T) curves. Resistance anomalies associated with magnetic phase transitions are observed and are found to be sensitive to pressure. It is noted that the R(T) curve of CeAs at ∼3 GPa is similar to that of CeSb at ambient pressure.Type of Medium: Electronic ResourceURL: -

Published 1999Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Using an Al/SiO2(wet)/Si0.9Ge0.1/n–Si/Al capacitor structure, effects of oxidation on bulk trap and interface states near the SiO2/SiGe interface are investigated. Two peaks at the energy levels of 0.23 eV (D1) and 0.40 eV (D2) below the conduction band edge are observed with the capacitance deep level transient spectroscopy (DLTS) method. The DLTS measurement results show a characteristic feature of interface states for the D1 peak. The interface state distribution obtained by the capacitance–voltage method also has a high density (6.9×1012/cm2 eV) peak at an energy level of 0.23 eV below the conduction band edge. The Si–O– dangling bonds are thought to be the source of the D1 peak. The annealing behaviors of the D2 peak show that D2 is a divacancy related bulk trap. The capture cross section and the trap density for the bulk trap D2 are 2.06×10−15/cm2 and 1.8×1014/cm3, respectively. The ferromagnetic metallic clusters were embedded into GaAs by Mn ion implantation and rapid thermal annealing. Positive magnetoresistance in these structures has been observed and attributed to the enhanced geometric magnetoresistance effect in inhomogeneous semiconductors with metallic inclusions. The additional enhancement of positive magnetoresistance under light illumination is due to the higher mobility of photoexcited electrons in comparison with the mobility of holes in p-type GaAs prepared by Mn ion implantation. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The diffusion of platinum into n- and p-type silicon has been carried out at temperatures ranging from 850 to 1000 °C and for times ranging from 1 to 50 h. Three deep levels associated with platinum were detected by the deep-level transient spectroscopy technique: two acceptor levels of Ec−0.23 and Ec−0.52 eV and a donor level of Ev+0.36 eV. The Ec−0.23 and Ev+0.36 eV levels are produced by platinum occupying the substitutional sites of silicon lattice. The Ec−0.52 eV level has not been characterized but is probably associated with some interstitial platinum-oxygen or other defect complex. Diffusion profiles of the substitutional platinum show that platinum diffuses into silicon mainly via the so-called kick-out mechanism.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The effect of hydrogenation on electrical properties of InGaP epitaxy layers grown on GaAs has been investigated. It is found that hydrogenation using an infrared lamp heating at 200 °C can give rise to good rectifying characteristics on the Au/n-InGaP Schottky diode as well as to the passivation of defects. For the hydrogenated sample, the breakdown voltage increases to 35 from 4 V, the leakage current decreases by three orders of magnitude, and the saturation current increases about 100 times, relative to those for the untreated one. This characteristic is thought to result from the increase of the diode barrier height during hydrogenation. That is, the atomic hydrogen which diffuses into InGaP neutralizes the Si donor dopant as well as deep levels near the surface, resulting in the increase of the barrier height and the reduction of recombination centers. © 1999 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 1999Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: We report the results of an experimental study on efficient laser action in an optically pumped GaN/AlGaN separate-confinement heterostructure (SCH) in the temperature range of 10–300 K. The lasing threshold was measured to be as low as 15 kW/cm2 at 10 K and 105 kW/cm2 at room temperature. Strongly polarized (TE:TM≥300:1) lasing peaks were observed over the wavelength range of 358–367 nm. We found high-finesse lasing modes that originate from self-formed microcavities in the AlGaN and GaN layers. Through analysis of the relative shift between spontaneous emission and lasing peaks, combined with the temperature dependence of the lasing threshold, we conclude that exciton–exciton scattering is the dominant gain mechanism leading to low-threshold ultraviolet lasing in the GaN/AlGaN SCH over the entire temperature range studied. Based on our results, we discuss possibilities for the development of ultraviolet laser diodes with a GaN active medium. © 1999 American Institute of Physics.Type of Medium: Electronic ResourceURL:
