Published 2000Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The structural properties of as-grown and rapid thermal oxidized Si1−x−yGexCy epitaxial layers have been examined using a combination of infrared, x-ray photoelectron, x-ray diffraction, secondary ion mass spectroscopy, and Raman spectroscopy techniques. Carbon incorporation into the Si1−x−yGexCy system can lead to compressive or tensile strain in the film. The structural properties of the oxidized Si1−x−yGexCy film depend on the type of strain (i.e., carbon concentration) of the as-prepared film. For compressive or fully compensated films, the oxidation process drastically reduces the carbon content so that the oxidized films closely resemble to Si1−xGex films. For tensile films, two broad regions, one with carbon content higher and the other lower than that required for full strain compensation, coexist in the oxidized films. © 2000 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Transmission electron microscopy results showed the formation of SiC precipitation in a rapid thermally oxidized (RTO) Si1−x−yGexCy sample with high-C content. The spectroscopic ellipsometry results showed that the E1 gap increased and E2 gap decreased as the C concentration increased. For the oxidized samples, the amplitude of the E2 transitions reduced rapidly and the E1 transition shifted to a lower energy. The reduction in the E2 transitions was due to the presence of the oxide layer. A high-Ge content layer and the low-C content in the RTO films accounted for the E1 shift to lower energy. The electrical measurements showed that RTO at 800 °C did not improve the oxide quality as compared to 1000 °C. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The characteristics of heterojunction devices consisting of indium-tin-oxide (ITO)/poly(3-alkylthiophene) (PAT)/N,N′-diphenyl glyoxaline-3, 4, 9, 10-perylene tetracarboxylic acid diacidamide (PV)/Al, ITO/PAT-PV/PV/Al, and ITO/PAT-PV-C60/PV/Al, which are typical photoinduced rectifiers, are reported. The device under dark conditions is almost insulating; however, when exposed to light marked rectification and strong photoresponse over a broad spectral range covering near-infrared to visible and UV wavelengths are observed. The effect of PV and C60 doping as well as annealing on spectral photoresponse and photoelectric conversion was investigated. The results show that the efficient photoinduced electron transfer from PAT to PV and C60 occurs at the interface between the composite and junction. © 2000 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

The samples are semi-insulating as grown. The AsGa-related defects incorporated into the samples during low temperature growth provide the required deep centers. No proton implantation, Cr doping, or annealing is needed for device fabrication. In the photorefractive wave mixing experiment, an output diffraction efficiency higher than 0.84% and a two-wave-mixing gain of more than 3000 cm−1 are obtained under a dc electric field of 15 kV/cm. © 1996 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 1990Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: The dependence of the intersubband transitions on pressure in strained In0.15Ga0.85As/GaAs multiple quantum wells has been studied in two samples with well widths of 8 and 15 nm, respectively, with photomodulated transmission spectroscopy by using a diamond anvil cell. The pressure coefficients of the energies for the intersubband transitions were found to depend significantly on the well widths and to be smaller than that of the band gap of constituents in bulk form. These results suggested that the critical thickness for strained In0.15Ga0.85As/GaAs layer should be smaller than 15 nm.Type of Medium: Electronic ResourceURL: -

Published 1996Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: We have investigated the effect of thermal annealing on optical emission properties of low-temperature (LT) grown AlGaAs/GaAs multiple quantum wells (MQWs) by using photoluminescence (PL) spectroscopy. For comparison, the results on normal-temperature (NT) grown MQWs implanted with protons are also presented. The LT sample was grown by molecular beam epitaxy at 310 °C. The as-grown LT-MQWs show moderately strong PL. Upon annealing at 600 °C, the PL intensity of the LT-MQWs is dramatically quenched, in sharp contrast to the large increase in PL intensity of the implanted NT-MQWs. The quenching of PL intensity in the LT-MQWs is attributed to the formation of arsenic clusters that fast trap photoexcited carriers. In addition, an enhancement in the interface intermixing and roughening induced by thermal annealing has also been observed in the LT-MQWs. © 1996 American Institute of Physics.Type of Medium: Electronic ResourceURL:
