The in- and out-diffusion of oxygen-induced oxygen concentration variations and microstructural changes in the films were monitored. The study of reduction was carried out by annealing CuO and Cu4O3 thin films in vacuum. Dark-field microscopic images show that isolated and large Cu2O grains emerge from the small CuO and Cu4O3 grain matrices. The growth of Cu2O grains in both CuO and Cu4O3 matrices has been measured to be linear with time, and have activation energies 1.1 and 0.7 eV, respectively. The main controlling mechanism to the discontinuous morphology of the Cu2O grain growth is the migration of the phase boundaries between the oxides induced by oxygen out-diffusion along the moving boundary. An oxygen in-diffusion study was performed by annealing Cu2O and Cu4O3 in an oxygen ambient. The CuO phase nucleates randomly and rapidly in both Cu2O and Cu4O3 matrices. The small grain growth rate of CuO suggests that nucleation rather than grain growth is the predominant event during oxidation. The kinetics study of the reduction and oxidation of copper oxides shows that the two processes are asymmetrical and the latter is faster.Type of Medium: Electronic ResourceURL: -

Published 1991Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Silicon-on-insulator structures obtained by single-step implantation of oxygen followed by high temperature annealing were studied by K-band electron spin resonance (ESR) at 4.3–31 K. The spectrum has a strong line at g=2.0059±0.0001 with a spin density of 7.1×1013 cm−2. Various features indicate that it is very similar to that characteristic of dangling Si-bonds (DBs) in a-Si but different from the ESR signal of the Pb center associated with single-crystal-Si/SiO2 interfaces. Irradiation by γ rays to a dose of 1 Mrad(Si) resulted in a 2.5-fold increase in DB density and in the appearance of a new, anisotropic signal of spin density 1.1×1012 cm−2. The latter signal is similar to that originating from a shallow donor in Si, of axial symmetry and preferentially aligned along [001]. It is tentatively assigned to an oxygen-related double donor in Si regions close to the Si/SiO2 interface and/or in the buried oxide. These donors are not generated by irradiation; rather, their ionization state is altered through band bending tuning resulting from irradiation-induced charges in the oxide.Type of Medium: Electronic ResourceURL: -

Published 1993Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The interactions of deuterium gas (D2) with implantation-formed Si-SiO2-Si structures were investigated in the temperature range 500–1000 °C using nuclear-reaction analysis. At 600 °C and above there is substantial permeation of D through the overlying Si layer, and this D becomes stably bound within the buried SiO2. The reactions within the implantation-formed oxide differ significantly from those in thermal oxides and are characterized by two distinct time regimes. In the first regime there is a rapid transient reaction which, at least at 600 °C, is controlled by permeation through the Si overlayer. After the initial transient there is a much slower reaction within the oxide, prominent at 700 °C and higher, which is controlled by a reaction barrier. The results indicate that the implantation-formed oxides contain more numerous hydrogen-reactive sites than do silica or thermal oxides on Si, and further that the number of these sites is substantially increased by Si epitaxial deposition. Deuterium permeation through the Si overlayer was used to determine the permeability of hydrogen in Si at 600 °C for the first time.Type of Medium: Electronic ResourceURL: -

The effects of illumination were established by post-irradiation thermal desorption, Auger and photoelectron spectroscopic measurements. Evidences are presented for photodissociation of the C–Cl bond to give surface bound methyl group coadsorbed with chlorine. The thermal decomposition of the surface methyl is accompanied by desorption of methane, and small amounts of ethane and ethylene. The presence of preadsorbed potassium greatly enhanced the extent of photodissociation of the C–Cl bond. The efficiency of potassium adatoms depended on its amount, i.e., on the work function of the coadsorbed systems. From the study of the wavelength dependence it is concluded that in the photodissociation of CH3–Cl the optical excitation of the substrate to produce photoelectrons plays a dominant role.Type of Medium: Electronic ResourceURL: -

Significant oxygen loss from CuO starts in the presence of carbon at 250 °C. During in situ annealing of a CuO film, CO2 was detected by mass spectrometry. For thermally annealed samples the reaction of the Ni layer on BP started at temperatures between 350 and 400 °C and the formation of the crystalline phase corresponding to a composition of Ni4BP was observed at 450 °C. It was observed that oxygen in the Ni layer could retard the progress of the reaction. The full reaction of the Ni layer with BP induced by energetic heavy ion bombardments (600 keV Xe) was observed at 230 °C. The crystalline phase has the same composition and x-ray diffraction pattern for both thermal and ion-induced reactions.Type of Medium: Electronic ResourceURL:
