In the study reported here, the GaAs surface stoichiometry was systematically varied prior to the nucleation of ZnSe. A dramatic reduction of interface state density occurred when the GaAs epilayer was made As deficient. The resulting interface state densities of as-grown structures are comparable to values obtained with (Al,Ga)As/GaAs interfaces.Type of Medium: Electronic ResourceURL: -

Published 1989Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: The capacitance-voltage (C-V) and the current-voltage characteristics of metal/ZnSe/p-GaAs capacitors have been investigated; both epitaxial layers were grown by molecular beam epitaxy. In the capacitor structures highly resistive, stoichiometric ZnSe functioned as the pseudoinsulator on the doped GaAs layers. The capacitance-voltage measurements demonstrated that the capacitors could be biased from accumulation through depletion, and into deep depletion, with current in the range of 10−8 A cm−2. Very little frequency dispersion was observed in the C-V data when measured from 1 kHz to 1 MHz. From the high-frequency C-V curve, the surface state density as a function of position in the GaAs band gap was determined. Surface state densities were comparable to densities reported for (Al,Ga)As/GaAs heterojunctions.Type of Medium: Electronic ResourceURL: -

Published 1989Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The photocapacitance-voltage and current-voltage characteristics of p+-GaAs/i-AlAs/n-GaAs heterojunction enhancement mode capacitors have been studied in the temperature range from 9.5 to 273 K. Under steady-state illumination, the emission mechanisms for a photopopulated hole inversion layer are found to be thermionic field emission at high temperatures and tunneling at low temperatures. Estimates are made of the minority-carrier recombination lifetime, valence-band discontinuity, and the tunneling effective mass for holes in the AlAs barrier layer. The decay of inversion hole concentration after terminating the photoinjection process is measured with a capacitance transient technique, which is sensitive to current levels below 1 pA. The dominant decay mechanisms at this current level are found to be injection to the substrate at low-inversion bias voltages and emission over the AlAs barrier via the Frenkel–Poole mechanism at high-inversion bias voltages.Type of Medium: Electronic ResourceURL: -

ISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: A systematic study of spin-dependent Mn K-edge x-ray absorption spectra was performed on La1−xCaxMnO3. By examining the changes in the pre-edge spectra with the temperature, a model of the excitation process is developed and used to predict the temperature dependent changes in the local magnetic ordering about Mn sites. The approach is of general applicability to perovskite systems. It can be used to determine the change in the local magnetic order (ferromagnetic versus antiferromagnetic) about a transition metal site upon going through a transition or as the result of external perturbations. © 2002 American Institute of Physics.Type of Medium: Electronic ResourceURL: -
