Published 1994Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The mechanism by which Ni-Au-Ge metallizations establish electrical contact to the two-dimensional electron gas (2DEG) in modulation-doped AlGaAs/GaAs heterostructures is investigated. Transmission electron microscopy was used to examine samples after electrical characterization by magnetoresistance measurements at cryogenic temperatures. We present a picture in which a 2DEG of reduced electron density exists under the deposited metallization. The success of the contacting procedure is described in terms of the magnitude of this density and the size, areal density, and penetration depth of a series of metallic spikes which establish the electrical link to the 2DEG. We suggest that the electrical behavior is not dominated by the current injection process at the spike/2DEG interface but is instead dictated by scattering from the array of antidots formed by the spikes and by a dependence of the 2DEG density on the size of the metallic pad. The implications of this picture for future nanostructure devices, featuring patterned ohmic metallization smaller than a micron, are discussed and preliminary results are reported. © 1994 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Deviations from linearity between damage effects and energy deposition are in a direction opposite to those expected from defect cluster models but can be accounted for in terms of the fraction of vacancy-interstitial pairs initially formed that survive recombination.Type of Medium: Electronic ResourceURL: -

Hall bar samples oriented along [110] and [1¯10] were cut from layers grown simultaneously on substrates oriented (a) exactly on (001) and (b) at 2° off (001) towards [011]. In layers grown on (001) oriented substrates a very large mobility anisotropy (μ[110]/μ[1¯10]≈ 1000) is observed and attributed mainly to a lattice mismatch induced anisotropy. For the misoriented substrates, the average electron mobility increases by an order of magnitude and shows only a small residual anisotropy in the opposite direction (μ[110]/μ[1¯10] ≈ 0.7).Type of Medium: Electronic ResourceURL: -

Published 1994Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: Low threshold 1.3 μm InGaAsP/InP double heterostructure lasers were fabricated using all gas source chemical beam epitaxy (CBE). Gas source doping of n- and p-type InP and InGaAs was successfully achieved using tetraethyltin and diethylzinc. The minimum threshold current density (Jth) for a 1800 μm cavity length laser was 680 A/cm−2. This is lowest Jth value reported for CBE grown double heterostructure lasers at 1.3 μm. These lasers exhibited an internal quantum efficiency (ηi) and internal loss (αi) of 51% and 16 cm−1, respectively. The temperature dependence of the threshold current is described by a single exponential T0 of 51 K.Type of Medium: Electronic ResourceURL: -

This structure is used to create a quantum wire into which an "impurity'' of variable size can be introduced. With additional confining gates the structure can also be used to create a quantum dot which can be converted continuously into a quantum ring. Experimental results of magnetoresistance in both low and high magnetic fields are presented which demonstrate the effect of introducing the artificial impurity to a quantum wire.Type of Medium: Electronic ResourceURL: -

Reported attempts to identify the nature of the source using only short-period seismological data recorded at regional distances were unsuccessful. However, by using teleseismic P-wave data it is possible to identify the source as an earthquake which occurred within the crust at a depth of 24 km. The source is shown to have a double-couple mechanism with a well-constrained fault-plane solution.
