Published 2001Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The Ge/Si interdiffusion in GeSi dots grown on Si (001) substrate by gas-source molecular beam epitaxy is investigated. Transmission electron microscopy images show that, after annealing, the aspect ratio of the height to base diameter increases. Raman spectra show that the Si–Ge mode redshifts and the intensity of the local Si–Si mode increases with the increase of annealing temperature, which suggests the Ge/Si interdiffusion during annealing. The photoluminescence peaks from the dots and the wetting layers show blueshift due to the atomic intermixing during annealing. The interdiffusion thermal activation energies of GeSi dots and the wetting layers are 2.16 and 2.28 eV, respectively. The interdiffusion coefficient of the dots is about 40 times higher than that of wetting layers and the reasons were discussed. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Recently, it has been shown that the thermoelectric figure of merit is strongly enhanced in quantum wells and superlattices due to two-dimensional carrier confinement. We predict that the figure of merit can increase even further in quantum well structures with free-surface or rigid boundaries. This additional increase is due to spatial confinement of acoustic phonons and corresponding modification of their group velocities. The latter leads to an increase of the phonon relaxation rates and thus, a significant drop in the lattice thermal conductivity. © 1998 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Infrared absorbances are observed at 2925 and 2855 cm−1 with a shoulder at 2950 cm−1. ISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: We report on the fabrication of photodetectors with a response near 1.3 μm wavelength using an epitaxial SiGeC alloy grown on a Si substrate. The active absorption layer of the SiGeC/Si pin photodiode consists of a strained SiGeC alloy with a Ge content of 60% and a thickness of 800 A(ring). The device exhibits a peak response at 0.85 μm with the response extending to 1.3 μm and a cutoff wavelength at around 1.55 μm. The photocurrent response of the device versus reverse bias voltage saturates at 0.5 V. The leakage current density at the saturation voltage is 70 pA/μm2. These results may shed some light on Si-based SiGeC alloys for photodetector applications in the 1.3–1.55 μm wavelength range. © 1996 American Institute of Physics.Type of Medium: Electronic ResourceURL:
