Published 2002Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The recently developed spectroscopic transient reflecting grating technique with a time resolution of 200 fs was applied to a silicon surface under the pump intensity of more than 1 mJ/cm2. This method provides information on excited free carrier dynamics and subsequent heat generation and diffusion selectively based on appropriate choice of probe wavelength. With regard to the thermal component, the temperature at the surface increased within several picoseconds and then decayed after about 300 ps. As the pump intensity was increased, the maximum temperature rise showed a nonlinear dependence on it, and also the temperature rise time became faster. The results led to the conclusion that the carrier dynamics causing a temperature rise at a silicon surface is dominated mainly by Auger recombination, not by the decay to a band edge under the high carrier density conditions. © 2002 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

This is the lowest reported threshold among all short wavelength lasers in the blue/green region. Published 1992Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: The saturation of the critical current as a function of the gate voltage found in the Nb-Si-Nb superconducting field effect transistor is analyzed numerically using the de Gennes expression for the proximity effect. According to the analysis, (i) the Schottky barrier effect is found to be negligible under experimental conditions, (ii) mobility of silicon fitted to the experimental curve shows a power relation to the gate voltage with exponent of about −0.81. This exponent is consistent with the results from independent experiments and a simple theory of surface scattering. Published 1992Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: A recovery process of minority-carrier recombination lifetime after ultraviolet (UV) irradiation has been investigated with a laser-microwave photoconductance technique for silicon wafers with native oxide. It is found that the effective lifetime which greatly increases after UV irradiation recovers to the initial value primarily with an exponential law characterized by a specific time constant called recovery time. The recovery time depends on experimental conditions where, for example, an accumulation effect of UV irradiation is observed. A mechanism of the effective lifetime recovery process is correlated mainly with the behavior of slow states associated with the silicon/native oxide interface.Type of Medium: Electronic ResourceURL: -

The mobility was obtained from the surface component of recombination lifetime via measurements of effective lifetime on sample pairs which consist of an oxidized wafer, which is subsequently damaged by lapping, or two lapped wafers with different thicknesses. The experimental temperature dependence of mobility was compared with theoretical predictions given by semiempirical formulas. A good agreement between experimental data and theoretical calculations for both measurement algorithms and n- and p-type conductivity silicon material was obtained.Type of Medium: Electronic ResourceURL: -
