The Mg-doped GaN samples were grown by metalorganic chemical vapor deposition system and implanted with Be ions at two different energies of 50 and 150 keV and two different doses of about 1013 and 1014 cm−2. The implanted samples were subsequently rapidly thermal annealed at 900, 1000, and 1100 °C for various periods. The annealed samples showed an increase of hole concentration by three orders of magnitude from nonimplanted value of 5.5×1016 to 8.1×1019 cm−3 as obtained by Hall measurement. The high hole concentration samples also showed low specific resistance ohmic contact of about 10−3 Ω cm2 and 10−6 Ω cm2 using Ni/Au and Ni/Pd/Au metallization, respectively, without any further annealing process. It is also found from the temperature dependent photoluminescence that the activation energy of Mg dopants of the Be implanted samples has an estimated value of about 170 meV, which is nearly 30% lower than the as-grown samples of about 250 meV. The crystal quality and surface morphology of the Be implanted samples measured by x-ray diffraction and atomic force microscopy show no obvious degradation in the crystal quality and surface morphology. © 2002 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 2001Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: High sp3 fraction tetrahedral amorphous carbon (ta-C) films can be prepared using the filtered cathodic vacuum arc (FCVA). A by-product of the deposition process are small micrometer sized graphitic particles which are also incorporated into the film. The particle coverage of FCVA films is typically 〈5%, and thus the effect of these graphite inclusions have been largely ignored in earlier optical gap measurements of ta-C. By incorporating a better filter design (e.g., S-bend filter), the particle coverage can be reduced to 0.1%. In this article, we show that the effect of these graphitic inclusions is to scatter or absorb light which significantly affects the optical gap measurement and hence reduces the "apparent" optical gap of the ta-C film. By comparing two ta-C films with different particle coverage but the same sp3 content of 85%, we show that we can correct for the effect of these inclusions. Our results confirm that the E04 gap of a 85% sp3ta-C matrix is 3.6 eV. The importance of considering these micro particles is emphasized as we find that for every 1% of area covered by particles, there is a 3–4 fold percentage difference between the corrected optical gap and measured gap of the film. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

ISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Mechanically alloyed magnets SmCox (x=6.0–11.0) have been prepared using starting materials of commercial SmCo5 and Co powders. X-ray diffraction data indicate that the equilibrium Sm2Co17 phase can be achieved in a nanocomposite Sm2Co17/Co system at x=8.5–11.0, while a Sm2Co17/SmCo5 structure occurs at x=6.0–8.0. The best magnetic properties obtained at x=10.0 are as follows: (BH)max=10.2 MGOe, Br=9.4 kG, Hc=4.0 kOe, and S=0.82. Wohlfarth's remanence analysis indicates that the high remanence can be attributed to the intergranular interaction between neighboring cobalt and Sm2Co17 grains. © 1996 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

A domain–wall pinning mechanism was found to be dominant in the magnet, as investigated using Kronmüller's micromagnetic theory. Transmission electron microscopy micrographs indicate that the half width between neighboring Co grains is about 40 nm. This value is two times larger than the range factor, r0, obtained from Kronmüller's model. Anodization of electron-beam fabricated Al/Al2O3/Al tunnel junctions reduces their effective areas and capacitances, which realizes single electron transistors operating at high temperatures up to nearly 30 K. The reversal magnetization process of Nd–Fe–B/Ta bilayer was found to be dominated by nucleation control model with the magnetic inhomogeneity coefficient αk=0.32 defined by Kronmuller's formulation of micromagnetic theory. But the coercivity mechanism of Nd(Dy)–Fe–B single layer was fitted well to domain wall pinning behavior. The range factor (half width between pinning sites) r0 is equal to 6.9 nm as r0〉δB, the width of the domain wall.
