Published 1991Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The compositional homogeneity of epitaxially grown layers of GaInAs, AlInAs, and GaAlInAs on InP substrates has been investigated using pulsed laser atom probe techniques. All the material characterized was shown by transmission electron microscopy to have a fine-scale contrast variation, however only some of the samples were found, using atom probe techniques, to show distinct deviations from compositional uniformity. The average composition measured from each of the layers was that of the lattice-matched composition intended during growth, however the composition varied locally, on a scale of typically 10–20 nm, from the mean composition by up to 5 at. %.Type of Medium: Electronic ResourceURL: -

A comparative analysis of the currently available analytical theories is presented. The results from these theories are also compared with Monte Carlo simulation results and experimental data. Large variations in results and serious disagreements between the different theoretical approaches are found. We have formulated a new theory on the basis of a simple, analytical approach that overcomes most of the difficulties experienced by earlier theories with two key concepts: consideration of nearest-neighbor interactions only, and a randomization length, over which the interactions are correlated. Our model displays satisfactory functional and numerical agreement with Monte Carlo simulation results over a large range of beam currents, as well as with the only available experimental data. The physical basis of our model also enables us to understand the origins of the discrepancies arising from earlier theories. © 1995 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 1993Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: We describe the formation of narrow (down to 130 nm) buried CoSi2 wires by implantation of Co ions through an oxide mask into a Si wafer followed by annealing. Fabrication of free-standing wires is also demonstrated. The temperature dependence of the four-terminal resistance from 4 to 600 K shows that these wires are good metals, very similar to wider layers. Measurements at high current density and temperature suggest that the wires may be robust with respect to electromigration damage.Type of Medium: Electronic ResourceURL: -
