    Substantial blue shifts in the photoluminescence (PL) transition energies of GaInAs/AlInAs single quantum wells were observed due to localized SiO2 capping and rapid thermal annealing at temperatures between 750 and 900 °C. Secondary-ion mass spectroscopy analyses show that the blue shifts are caused by the impurity-induced interdiffusion of the quantum well interfaces due to the simultaneous diffusion of silicon and oxygen into the crystal. The selective intermixing occurred in regions capped with SiO2 and exhibited blue shifts up to 74 meV while regions with no SiO2 showed only minimal shifting. With this band gap change, a lateral index change of approximately 0.6% is anticipated, making this process suitable for index-guided structures. Samples also exhibited up to 26-fold increases in PL efficiencies due to the annealing process. The dependence of energy shifts and PL efficiencies are studied by measuring room-temperature and low-temperature (≈80 K) photoluminescence. Interdiffusion coefficients have also been calculated as a function of temperature.

    GaAs/AlGaAs quantum wells (QWs), selectively intermixed by SiO2 capping and rapid thermal annealing, have been characterized on a microscale using spatially resolved photoluminescence (PL) spectroscopy. From the evolution of the PL spectra across the boundary between the unmixed and intermixed regions, it was concluded that the transition region is narrower than the 1.5 μm excitation beam diameter. The magnitude of the intermixing was also found to increase with the thickness of the oxide. The present intermixed QWs were found to be stable against subsequent thermal treatment below the temperature limit imposed by the intrinsic interdiffusion. These results demonstrate that the effective band gap of QWs, and their physical properties, can be adjusted by controlling the oxide thickness profile.

    A spatially selective technique for modifying exciton energies in quantum wells by employing rapid thermal annealing and silicon dioxide capping is demonstrated in the InGaAs/AlInAs material system. Exciton emission energies in these quantum wells are blue shifted by as much as 60 meV after a 15 s rapid thermal anneal above 800 °C. The dependence of the energy shift on well width and annealing temperature is studied by measuring low-temperature photoluminescence spectra of single quantum wells. In contrast to the GaAs/AlGaAs case, a silicon dioxide film deposited on the surface inhibits the energy shift suggesting that a different mechanism is operating in the present material system.

    Utilizing the photoluminescence emission and excitation techniques, we can determine the concentration of two-dimensional (2D) plasma in GaAs-(Al0.3 Ga0.7As) multiple quantum wells (MQW) at lattice temperature ∼5 K; the results are consistent with the Hall densities. The optical processes investigated also provide the information on the uniformity of 2D electron gas concentration between the wells, which is not available by Hall measurements. The resonant Raman scattering method was taken as an auxiliary tool to confirm the intersubband transition in MQW and substantiates a two-band model. The absorption edge of the photoluminescence excitation spectrum, especially the low-energy tail, was fitted with a Fermi distribution function. The results indicate that the temperature of the 2D plasma, Tc, was around 20 K during the measurements.

    Evidence has been obtained indicating asymmetry in the shapes of as-grown symmetric coupled double GaAs/AlGaAs quantum wells (CDQW) which were modified by capping with silicon dioxide followed by rapid thermal annealing. The sensitivity of the optical properties of CDQWs to perturbations, in contrast to single quantum wells, permitted this observation. The asymmetry may result from the thermally driven unidirectional diffusion of vacancies generated near the surface which enhances intermixing of barrier and well materials in the quantum wells.

    Immunoreactivity of lysozyme (LY), lactoferrin (LF), α1 antichymotrypsin (α1-ACT), α-antitrypsin (α1-AT), keratin proteins KL1, PKK1, K8.12, S-100 protein, MAM-3, MAM-6, and epithelial membrane antigen (EMA) were evaluated in lymphoid and glandular tissues of developing salivary gland of human fetus (gestational age ranging from 17 to 40 wk to investigate the role of lymphoid tissue in developing salivary glands. In a total of 79 cases, lymphoid cell aggregations were noted in parotid (57 cases), submandibular (21 cases) and sublingual (5 cases) glands. Mononuclcar cells showing intense activity of LY, α1-ACT and α1-AT were present in the lymphoid aggregation. The glandular ducts embedded in lymphoid tissue were negative to MAM-3, MAM-6, EMA and S-100 protein, but showed positive PKK1 and KL1 reaction during early stages of development, and showed degeneration and effacement upon increase in number and LY activity of the mononuclear cells. The lymphoid aggregations progressively emerged as lymph nodes.

    Abstract The effect of rapid thermal annealing (RTA) on the shapes of GaAs/AlGaAs quantum wells (QWs) has been investigated by monitoring exciton energies using low temperature photoluminescence and photoluminescence excitation spectroscopies. After RTA, large changes in exciton energies were observed only in regions of the samples in which excess surface vacancies were generated, either by capping with a thin layer of SiO2 or by low-energy ion implantation. These changes were interpreted as resulting from modifications of the shapes of the as-grown QWs from abrupt or square to gradual (rounded) due to enhanced interdiffusion of well/barrier atoms. For single QWs there was an increase in exciton energy whose magnitude depended on the width of the well, its distance from the surface of the wafer, the annealing temperature and the total number of surface vacancies available. From studies of coupled QWs, there was clear evidence of asymmetry in the heterostructure after RTA. Although both techniques of vacancy generation yield substantial QW shape modifications, the ion implantation technique has the advantages of being highly reproducible and of being compatible with any material system.

    Abstracts Congenital obstruction of the pulmonary vein without anomalous drainage can cause long-standing pulmonary congestion and pulmonary arterial hypertension, and it may include stenosis of individual pulmonary veins and pulmonary vein atresia. We reviewed seven cases of pulmonary vein obstruction, five of which were accompanied by other cardiac anomalies. Right pulmonary veins were involved in all seven cases; one case was bilateral. Pulmonary veins were occluded totally in five and partially in three lungs. Diagnostic pulmonary catheterization and angiography were performed. Chest radiographs of total occlusion cases showed decreased lung volume, features of pulmonary edema, interstitial lesions, and pleural changes, which were quite specific, whereas pulmonary venous dilatation was the dominant finding in partial obstruction cases. Pulmonary perfusion scan (n=3) showed total perfusion defects in the cases with total occlusion of pulmonary veins. Magnetic resonance (MR) imaging (n=2) demonstrated totally occluded pulmonary veins at the venoatrial junction in two lungs and membranous focal obstruction in one lung. Two children underwent pneumonectomy and had the diagnosis histologically confirmed. Although catheterization and angiography are essential for the diagnosis of pulmonary vein obstruction, MR imaging is a useful adjunct.

    Abstract We report a 5-year-old boy with endodermal sinus tumour associated with benign cystic teratoma of the common bile duct (CBD). To our knowledge, there has been one case of teratoma of the CBD in the English literature with no morphological or radiological description. Our case presented a lobulated polypoid mass obstructing the distal CBD on sonography and computed tomography, which resembled the botryoid masses of rhabdomyosarcoma.

    Abstract A case of inflammatory pseudotumor of the lung in a 6-year-old boy is presented. The respiratory illness presented as a mycoplasma pneumonia and there had been a similar episode of mycoplasma pneumonia one and a half years previously. Computed tomography revealed a large, calcified right posterior mediastinal mass and exploratory thoracotomy revealed a large posterior mediastinal mass that had an endobronchial component and grew exophytically from the lung. The present case suggests that inflammatory pseudotumor of the lung can manifest as a mediastinal mass and could be associated with mycoplasma pneumonia infection.

    Abstract We report a rare case of cystic intrapulmonary lymphangioma involving the left lung, which presented with pneumothorax and respiratory distress in a 6-month-old infant. Chest radiographs showed a multicystic lesion in the left lung mimicking the features of congenital cystic adenomatoid malformation of the lung. The lesion appeared on high-resolution CT (HRCT) as a multiseptate, air-filled cystic lesion in the left hilar area. Associated HRCT findings were thickening of interlobular septa and bronchovascular bundles in the left lung and the presence of peripheral pulmonary vessels within cystic lesions in the apex of the left lung. HRCT findings correlated well with histopathologic findings. We suggest that these associated findings may be helpful in distinguishing this condition from other cystic lung diseases and that this entity should be included in the differential diagnosis of multicystic lung lesions.

    Abstract  In a significant proportion of cases, anencephaly is associated with thymic enlargement, suggesting a possibility that anencephalic fetuses have a functional disturbance in thymocyte differentiation and development. In this report, we demonstrated that CD99 expression was consistently reduced in cortical thymocytes of all anencephalic fetuses. In addition, the CD99-dependent aggregation of immature cortical thymocytes was almost completely impaired and apoptosis of thymocytes was markedly reduced in several cases. These results are in agreement with previous findings that CD99 regulates the aggregation and apoptosis of various types of cells. These data strongly suggest that functional disturbance of thymocytes and thymic hyperplasia are related to the reduced expression of CD99 molecule in anencephalic fetuses.

    Summary  To clarify clinical features and to elucidate prognostic factors and prognosis, the authors retrospectively analyzed 16 cases of gliomatosis cerebri treated at Seoul National University Hospital between January 1988 and December 1995. Age at diagnosis ranged from 19 to 62 (median 34) years and male to female ratio was 10:6. Most presented with headache or seizure, and the mean duration of symptoms was 12.8 months. A poorly defined diffuse high signal intensity lesion, extending in T2-weighted images for two lobes or more, was the characteristic magnetic resonance (MR) image finding. On postcontrast T1-weighted MR imaging, focal enhancement of the lesion was detected in five cases. All patients underwent histological confirmation by craniotomy (9 cases) or stereotactic biopsy (7 cases). Histologically, all patients had compatible findings of gliomatosis cerebri which are the widespread infiltration of neoplastic glial cells with minimal destruction of pre-existing structures.  After histological diagnosis, external radiation therapy was begun except in one case, who declined this treatment. Fourteen patients completed the whole procedure and received the planned dose (mean 5780 cGy). Median survival time after diagnosis was 38.4 months. In univariate analysis, the Ki-67 labelling index (〉1) showed significant correlation with the length of survival (p=0.006).  It is suggested that 1) gliomatosis cerebri can be diagnosed by a combination of MR imaging findings and histological examination; 2) histological diagnosis and external radiation therapy might be a good treatment modality; 3) the Ki-67 labelling index correlates significantly with survival time.

    Summary The authors present the case of an intracranial tumour consisting of both schwannoma and meningioma within the same tumour, in a patient with neurofibromatosis-2 (NF-2). A pre-operative diagnosis of this mixed tumour was not made. However, retrospectively, a meningiomatous area was found inside the acoustic neurinoma on magnetic resonance (MR) images. Predominant schwannoma with a minor component of meningioma was confirmed by histopathological and immunohistochemical examinations. The transitional zones of these two different tumours were macroscopically sharp but microscopically interdigitated. The patient had another meningioma and schwannoma in a separate section of the cranial cavity. Based on this patient, it is suggested that the collision of two kinds of tumours is the most likely hypothesis to explain the development of mixed components of schwannoma and meningioma within the same tumour.
