    A new boundary condition is employed in the kinematical model analysis of Bragg-peak profiles of layered single crystals, which is the dynamical reflection amplitude of the substrate instead of the previously used dynamical intensity. It is shown that this boundary condition properly accounts for the angular shift effect in the Bragg-peak profile of very thin epitaxial layers and superlattices. A kinematical model simulates properly the interference profiles in the C-layer Bragg peak of C/A/C/sub-type samples, but not in the B-layer Bragg peak of the B/A/B-type samples. The simulated and experimental rocking curves for the thin single-layer AlGaAs/GaAs and GaInAs/InP samples and for an AlGaAs/GaAs superlattice sample are discussed. Rocking curves are simulated by using the dynamical diffraction theory and the kinematical model with the old or new boundary condition. A matrix method for the dynamical theory superlattice simulation is also presented. The superlattice simulation using this matrix method is found to be substantially faster than the conventional recursive formula approach.

    We have grown and characterized heteroepitaxial films of InP on GaAs. We demonstrate that by using flow-rate modulation epitaxy to grow the interface layer in a two-step process, we can improve the quality of heteroepitaxy films. The full widths at half maximum of the x-ray rocking curve and the 10 K photoluminescence spectrum for a 6.2-μm-thick InP/GaAs are 144 arcsec and 1.28 meV, respectively.

    We have characterized, using the interference structure in x-ray rocking curves, a single or double strained GaInP layer grown on an InP substrate. The measured GaInP layer thicknesses are 9±3 A(ring) and 107±3 A(ring) for the single strained layer samples and 7 A(ring)/50 A(ring) and 32 A(ring)/32 A(ring) for the double strained layer samples. The rocking curve results for the 107 A(ring) single-barrier sample and the 7 A(ring)/50 A(ring) double-barrier sample agreed well with the cross-section transmission electron microscopy data and the secondary-ion mass spectrometry data. The x-ray interference structure for the single strained barrier samples indicates the existence of many half-monolayer steps within the 1×1 mm2 x-ray beam spot at each GaInP/InP interface.

    We report on a new method for the generation of phosphorus beams in molecular beam epitaxy: the use of a valved, solid cracker source. The valved solid source avoids previous difficulties associated with the use of solid phosphorus, and provides an attractive alternative to the use of phosphine. The use of red phosphorus does not interfere with the subsequent growth of high quality arsenides in the same growth chamber. The performance of this valved phosphorus source is illustrated by the growth of two ternary phosphides, Ga0.5In0.5P and Al0.5In0.5P. The quality of the phosphides reported here is comparable to the best results reported by other growth techniques. The effects of composition, growth temperature, and P2 flux on the films' characteristics are reported. Indium desorption during growth is found to be substantially greater in AlInP than in GaInP.

    Abstract A distributed feedback (DFB) laser module has been developed for 2.5 Gbs-1 optical transmission systems. The DFB laser has a multiple-quantum-well (MQW) active layer and a planar buried heterostructure (PBH) for a low threshold current and stable singlemode operation with low chirping. A PBH DFB laser module with a single-mode fibre pigtail and an optical isolator was designed and fabricated by employing a single lens and a laser welding method. The fabricated MQW PBH DFB laser module is shown to be a suitable light source for 2.5 Gb s-1 optical transmission systems with a minimum received power of-33 dBm after 47 km conventional optical fibre transmission.

    Abstract High-speed mesa type SAGCM avalanche photodiodes for 2.5 Gb s-1 optical receivers have been realized for the first time. The device is designed by dimensional analysis based on the electric field distribution in a multiplication layer and a charge plate layer. Very low dark current and high gain are obtained with an active region of 30 μm diameter. From the 1.55 μm wavelength 2.488 Gb s-1 transmission experiment, sensitivity of-33.6 dBm is measured using pseudorandom (223–1) NRZ patterns.

    Abstract Apatite layer was formed on polyethyleneterephthalate (PET) substrate by the following biomimetic process. The PET substrate was placed on granular particles of a CaO, SiO2-based glass in simulated body fluid (SBF) with ion concentrations nearly equal to those of human blood plasma to form apatite nuclei on their surfaces. The apatite nuclei was then grown into a continuous layer by subsequently soaking the substrate in SBF under air or CO2 atmosphere in which CO2 partial pressure in the ambient was adjusted to 14.8 kPa to increase the content of carbonate ion to a level nearly equal to that of blood plasma. The increase in the content of carbonate ions in SBF changed the Ca/P atomic ratio of the apatite from 1.51 to 1.63, content of CO3 2- ions from 2.64 to 4.56 wt %, and lattice constants a from 94.32 to 94.23 nm and c from 68.70 to 68.83 nm, respectively. The Ca/P ratio and lattice constants of the apatite formed in SBF under CO2 atmosphere were approximately identical to those of bone apatite, i.e. Ca/P atomic ratio 1.65, content of CO3 2- ion 5.80 wt % and lattice constants a 94.20 and c 68.80 nm. This indicates that an apatite with composition and structure nearly identical to those of bone apatite can be produced in SBF by adjusting its ion concentrations including the content of carbonate ions to be equal to those of blood plasma.

    Abstract The TOVE Quality Ontology-VB is the formal representation (using First-order Logic) of terms, relationships, attributes, and axioms about quality which are generic beyond any specific quality domain. The assumption that quality is 'conformance to requirements' is used to decompose the quality domain into domains of measurement, identification, and traceability for further exploration; the TOVE Quality Ontology-VB is comprised of ontologies of these domains. An ontological engineering methodology comprised of motivating scenario, scope, and competency question statements, data model and axiom construction, and competency question/answer visualisation is demonstrated. The methodology is applied to develop the TOVE Traceability Ontology-VB. This ontology's representations are used to construct quality control applications enabling quality problem identification and tracing. They also enforce the properties of an entity that make it traceable — a novel and useful feature for quality control applications.

    Abstract The degradation behaviour of Nippon Carbon Co. SiC fibres (Nicalon®) after heat treatment in various environments was studied. Regardless of the heat-treatment conditions, the Nicalon® fibre strength degraded when the fibres were subjected to temperatures higher than 1200° C (temperatures below 1200° C were not investigated). This degradation is associated with the evaporation of CO from the fibres as well as withβ-SiC grain growth in the fibres.

    Abstract An Al- and V-free sodium titanate hydrogel layer with a graded structure where the sodium titanate gradually decreases toward the interior, was formed on the surface of Ti-6Al-4V alloy, when the alloy was exposed to 5M NaOH solution at 60 °C for 24 h. This gel layer was transformed into an amorphous sodium titanate layer without giving considerable change in the graded structure, except a little increase in the depth of the oxygen distribution by a heat treatment at 600 °C for 1 h. The sodium titanate layer formed Ti-OH groups on its surface by exchanging its Na+ ion with H3O+ ion in simulated body fluid when soaked in the fluid, and thus formed Ti-OH groups induced the apatite nucleation. The apatite layer also formed a graded structure toward the substrate. The strong bond of the apatite layer to the substrate was attributed to this graded structure.
