    We have carried out a comprehensive study of the Raman spectra of a-Si:H films produced by the glow discharge (GD) and radio frequency sputtering (RFS) deposition techniques. The results show that the short-range disorder (bond-angle deviation), as measured by the width of the TO band (ΓTO), is larger in RFS than in GD a-Si:H films. The intermediate-range disorder (dihedral angle deviation), as measured by the ratio of the intensity of the TA band to that of the TO band (ITA/ITO), is generally larger in RFS than in GD a-Si:H films. However, while the ITA/ITO values of RFS films remain relatively close to those of GD films when the interior is probed, the near surface of RFS films shows much larger values evidencing the existence of a significant disorder gradient along the growth axis. Together, these results indicate that the network order and homogeneity of RFS amorphous silicon is lower than those of GD for substrate temperatures that produce the hydrogenated material. These structural differences are interpreted in terms of the differences between the two film growth processes and are believed to be the reason for the poorer transport properties of RFS a-Si:H films. © 1995 American Institute of Physics.

    During oxidation of silicon in N2O ambient, the individual products of dissociation of N2O play important roles in the oxidation/nitridation process. In this paper the roles of the individual products of dissociation of N2O are discussed and the reaction mechanisms involving the oxidants and silicon are proposed. It is proposed that oxygen and nitric oxide, the two main dissociation products, participate in the oxidation and nitridation processes, respectively. In this paper, a one-dimensional steady-state model is presented for the growth of a silicon–oxynitride layer from N2O which utilizes the role of individual by-products of dissociation by accounting for the parallel reactions of silicon with oxygen (O2) and nitric oxide (NO). Using the model and the experimental data, values of diffusivities and reaction rates of O2 and NO through the oxynitride have been determined. The model has also been used to predict the functional form of the distribution of nitrogen in the dielectric for the first time. © 1995 American Institute of Physics.

    Most existing formalizations treat belief change as a single-step process, and ignore several problems that become important when a theory, or belief state, is revised over several steps. This paper identifies these problems, and argues for the need to retain all of the multiple possible outcomes of a belief change step, and for a framework in which the effects of a belief change step persist as long as is consistently possible. To demonstrate that such a formalization is indeed possible, we develop a framework, which uses the language of PJ-default logic (Delgrande and Jackson 1991) to represent a belief state, and which enables the effects of a belief change step to persist by propagating belief constraints. Belief change in this framework maps one belief state to another, where each belief state is a collection of theories given by the set of extensions of the PJ-default theory representing that belief state. Belief constraints do not need to be separately recorded; they are encoded as clearly identifiable components of a PJ-default theory. The framework meets the requirements for iterated belief change that we identify and satisfies most of the AGM postulates (Alchourrón, Gärdenfors, and Makinson 1985) as well.

    Lateral thermal wet oxidization of the AlAs layer in a GaAs/AlAs/GaAs sandwiched structure is studied by Raman spectroscopy and Nomarski microscopy. A significant improvement in thermal stability of the oxidized AlAs layer has been achieved by optimizing the oxidation conditions, which can be used to fabricate reliable devices. We show that the thermal stability is strongly related to the removal of volatile products, such as As and As2O3, as evidenced by the Raman spectroscopy measurement. © 2002 American Institute of Physics.
