Published 1995Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: Channeling implantations of 20 keV boron into silicon have been performed with doses between 1013 and 1016 cm−2 in the [100], [110], and [211] direction, and parallel to a (111) plane. Simulations using an empirical electronic stopping model agree very well with the experimental results. The model has been obtained considering a large number of random and channeling implantations published in the literature. It contains a nonlocal and an impact parameter dependent part with the nonlocal fraction increasing with energy. Moreover, a computationally efficient damage accumulation model is presented which takes point defect recombination into account. It is found that due to interactions within a recoil cascade only 1/8 of the generated damage is stable, and that damage saturation takes place at a concentration of 4×1021 cm−3. Comparison of simulations and experiments indicates that displaced atoms reside on random positions rather than on tetrahedral interstitial sites in the silicon lattice. © 1995 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 2001Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: We have studied the low temperature photoluminescence (PL) of a δ-doped ZnSe:(Te,N) system using two different types of samples, one with single δ layers separated by undoped spacers and the other with three adjacent δ layers in each doping cycle. We have concluded that both Te and N participate in radiative recombination. We observe a relatively low PL efficiency (compared to samples without N) for these samples, and we suggest that Auger recombination is a likely mechanism, although a role of slow donor–acceptor pair PL and consequent nonradiative processes cannot be ruled out. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 2001Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: We have studied undoped Zn1−xBexSe alloys grown by molecular beam epitaxy by photoluminescence (PL) as a function of temperature and pressure. We suggest that there are isoelectronic excitonic traps in this material. The binding energy of the isoelectronic bound excitons is deep, between 40 and 50 meV. We have also shown that the temperature and pressure dependences of the Zn1−xBexSe PL are close to those of ZnSe. From this we conclude that the dominant excitonic recombination is of an "effective mass" type. © 2001 American Institute of Physics.Type of Medium: Electronic ResourceURL: -
