Published 1998Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: Magneto-photoconductivity spectra related to the bound phonons and resonant polaron effect on Si donors in high-purity InP have been investigated. Not only the transition from the 1s ground state to bound phonon state (1s+LO) of Si donors, but also the antilevel crossings of the (3, 1, 0) metastable state with the bound phonon states (1s+LO) and (2p−1+LO) are clearly observed in high magnetic fields. The results demonstrate the bound phonon in Si-doped InP consists of both electron and phonon via multiphonon processes and there is a resonant interaction between LO phonons and impurity-bound electrons in InP. © 1998 American Institute of Physics.Type of Medium: Electronic ResourceURL: -

Published 1997Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The cyclotron resonance of two-dimensional electron gases was directly measured on a modulation-doped field-effect transistor structure by the gate voltage ratio spectroscopy. The intersubband energies between the lowest subband and the subbands with quantum index up to i=5 were determined by resonant subband-Landau-level coupling (RSLC) under relatively low magnetic field. The experimental results were in good agreement with the self-consistent calculations including the depolarization shift and exciton-like effect corrections. Published 1991Staff ViewISSN: 1077-3118Source: AIP Digital ArchiveTopics: PhysicsNotes: High-resolution photothermal ionization spectroscopy has been performed on silicon grown in a nitrogen environment by the Czochralski technique for the first time. Three shallow donors related to the complexes of nitrogen and oxygen impurities D(N-O-3), D(N-O-4), and D(N-O-5) have been observed. Previously unresolved transitions related to the excited states higher than 3p± for D(N-O)s are observed in the spectra as well. The ionization energies of D(N-O)s have been accurately determined as 36.16, 36.41, and 37.37 meV, respectively. In addition, two previously unidentified donor levels found in the absorption spectra of silicon crystal involving nitrogen and oxygen are identified as originating from the splitting of the ground state of phosphorus.Type of Medium: Electronic ResourceURL: -

Four new spectral lines corresponding to the transitions from hydrogen-like ground state to the metastable states (510), (610), (710), and (810) under nonzero magnetic field were observed. The variational calculation model proposed by Barmby et al. was applied to the high-lying metastable states. The experimental data of the transition energies agree well with the variational results under high magnetic field and below the resonant polaron region. Deviations due to omitting the bound Landau continuum coupling in the trial wave function were found in the comparison at the low field region for the metastable states with higher Landau index.
