Following rapid thermal annealing at 635 °C/35 s and 800 °C/15 s, the sheet carrier concentration is observed to remain constant after subsequent heat treatment below 600 °C for times up to 6 h. At and above this temperature, however, various changes are observed for different implants. These changes in the sheet electrical properties are observed to be reversible in the case of the Zn-implanted samples, where almost complete carrier recovery is observed after the samples were rapid thermal annealed at 800 °C/15 s after a long thermal anneal at 600 °C for 6 h.Type of Medium: Electronic ResourceURL: -

Published 1990Staff ViewISSN: 1089-7550Source: AIP Digital ArchiveTopics: PhysicsNotes: The effects of subsequent heat treatments on the electrical properties of ion-implanted layers in GaAs have received little attention. This is of paramount importance as far as both the industrial applications and the understanding of the physics behind the incorporation of dopants in GaAs are concerned. In this work, we have observed reversible changes in the sheet carrier concentration of the rapid thermally annealed Se-implanted GaAs samples during subsequent heat treatments. The carrier concentration is observed to reach a limit for a certain temperature at sufficiently long annealing times. By noting the initial rate of change of the carrier concentration during subsequent heat treatments, an activation energy in the range of 1.6–2.5 eV has been identified for these samples. It is concluded that the rate dependent process for such reversible reactions is the diffusion of gallium atoms/vacancies. The electrical profiles of the Se-implanted samples have also been modified during the annealing processes.Type of Medium: Electronic ResourceURL: -

Water uptake is required when plants enlarge but growth may also occur when no external water is present. To determine whether this growth also depends on water, we studied etiolated seedlings of soybean (Glycine max L. Merr.) deprived of external water by transplanting to vermiculite of low water content or by transferring to water-saturated air. When the external water supply was decreased or removed, the roots continued to grow rapidly but the stems abruptly decreased in growth (in 1 min) and continued to grow slowly. The stem tissues gained water content in the upper elongating region and lost water content in the basal region. Removal of the basal stem caused growth to slow further. When all tissues surrounding the stem elongating region were removed simultaneously, stem growth decreased abruptly to near zero. Control experiments showed that the decreased growth was not caused by wounding or the removal of the auxin or nutrient supply. It is concluded that growth always depended on a source of water and, when external supplies were absent, internal water was mobilized to enlarging tissues of shoots and roots mostly from the basal stem tissues in these seedlings.Type of Medium: Electronic ResourceURL: -

On a dry weight basis A. polytricha was highest in protein (7.59%), followed by fiber (3.69%) and lowest in fat (1.12%). Appreciable amounts of calcium and zinc were also present in the fruiting body of A. polyrricha. The fungus produced substantial amounts of cellulase and hemicellulase. The optimum conditions were pH 4 and 30°C for cellulase, and pH 6 and 60°C for hemicellulase. A. polyrricha also produced an antibacterial substance and inhibited the Gram positive bacteria, Bacillus subtillus, Bacillus cereus, Micrococcus luteus, and Staphylococcus nureus, but not Gram negative bacteria, Alcaligenes viscolactis, Escherichia coli, and Pseudomonas fluorescens.Type of Medium: Electronic ResourceURL: -
