    The diffusion and reactions of hydrogen in GaN are described by applying differential equations for the concentration profiles of H species, charged dopants, and carriers with simultaneous solution of Poisson's equation. This approach dispenses with the simplifying assumptions of local equilibrium among states and local charge neutrality that were employed previously by us to treat high-temperature H behavior in uniform layers. The result is a more general modeling capability which encompasses nonequilibrium conditions and space-charge effects such as are encountered in devices. Density-functional theory, previously used by us to treat equilibrium H energies, is employed herein to examine activation barriers and wave-function overlaps affecting the rates of relevant H and carrier reactions, thereby guiding the selection of mechanisms to be included and influencing the evaluation of some rate parameters. The model is applied to H-containing p-n junctions, with detailed consideration of the reversible, metastable electrical activation of H-passivated Mg acceptors that has been observed experimentally under forward bias. The calculations point to interstitial H2 as the state of the H resulting from such activation, and this conclusion is supported by good agreement between the predicted and observed onset temperatures for repassivation under open-circuit annealing. In modeling the more complex activation process, experimentally observed qualitative features are reproduced by choosing relative carrier-capture cross sections in accord with ab initio theoretical considerations. In other model calculations, H is shown to be expelled from the carrier-depleted zone of p-n junctions, causing H redistribution under reverse bias. © 2001 American Institute of Physics.

    The diffusion and release of H and its uptake from the gas phase are modeled for Mg-doped, wurtzite GaN using formation energies and vibration frequencies from the density-function theory. Comparison is made with rates of deuterium release and uptake measured by nuclear-reaction analysis of deuterium concentration. Good agreement is found when account is taken of a surface permeation barrier. © 2001 American Institute of Physics.

    First-principles techniques are used to investigate the interaction of hydrogen with gallium vacancies in wurtzite GaN. The calculations reveal that hydrogen can either compensate a vacancy by donating an electron to a vacancy acceptor level, or passivate the vacancy by forming a hydrogen-vacancy complex. A gallium vacancy can bind up to four hydrogen atoms, and hydrogen removal energies are computed as a function of the number of hydrogen atoms. Removal energies are found to depend strongly on Fermi level and complexes containing more than two hydrogen atoms are predicted to be unstable in n-type GaN. Hydrogen vibration frequencies are computed and compared with previously reported infrared absorption measurements for hydrogen-implanted GaN. © 2001 American Institute of Physics.

    First-principles techniques are used to investigate the interaction of hydrogen with nitrogen interstitials in wurtzite GaN. The calculations reveal that hydrogen can either compensate an interstitial by donating an electron to an interstitial acceptor level, or passivate the interstitial by forming a hydrogen–interstitial complex. Nitrogen interstitials can bind up to three hydrogen atoms and hydrogen removal energies are computed as a function of the number of hydrogen atoms. Removal energies are found to depend strongly on the Fermi level, and hydrogen-interstitial complexes are predicted to be unstable in n-type GaN.     We have used ion channeling to examine the lattice configuration of hydrogen in Mg doped wurtzite GaN grown by metal organic chemical vapor deposition. Hydrogen is introduced by exposure to hydrogen gas or electron cyclotron resonance plasmas and by ion implantation. A density functional approach including lattice relaxation was used to calculate total energies for various locations and charge states of hydrogen in the wurtzite Mg doped GaN lattice. Results of channeling measurements are compared with channeling simulations for hydrogen at lattice locations predicted by the density functional theory. © 2001 American Institute of Physics.

    Formation energies and vibration frequencies for H in wurtzite GaN were calculated from density-functional theory and used to predict equilibrium state occupancies and solid solubilities at elevated temperatures for p-type, intrinsic, and n-type material. The solubility of deuterium (D) was measured in p-type, Mg-doped GaN at 600, 700, and 800 °C as a function of D2 pressure and compared with theory. Agreement was obtained by reducing the H formation energies 0.22 eV from ab initio theoretical values. The predicted stretch-mode frequency for H bound to the Mg acceptor lies 5% above an observed infrared absorption attributed to this complex. More limited solubility measurements were carried out for nominally undoped material rendered n-type by donors provisionally identified as O impurities, and results agree well with theory after the aforementioned adjustment of formation energies. It is concluded that currently recognized H states and physical processes can account for the equilibrium, elevated-temperature behavior of H examined in this work. © 2000 American Institute of Physics.

    We have performed Monte Carlo calculations to determine the charge accumulation on threading edge dislocations in GaN as a function of the dislocation density and background dopant density. Four possible core structures have been examined, each of which produces defect levels in the gap and may therefore act as electron or hole traps. Our results indicate that charge accumulation, and the resulting electrostatic interactions, can change the relative stabilities of the different core structures. Structures having Ga and N vacancies at the dislocation core are predicted to be stable under nitrogen-rich and gallium-rich growth conditions, respectively. Due to dopant depletion at high dislocation density and the multitude of charge states, the line charge exhibits complex crossover behavior as the dopant and dislocation densities vary. © 1999 American Institute of Physics.

    This letter describes a microscopic gain theory for an InGaN/AlGaN quantum well laser. The approach, which is based on the semiconductor Bloch equations, with carrier correlations treated at the level of quantum kinetic theory in the Markovian limit, gives a consistent treatment of plasma and excitonic effects, both of which are important under lasing conditions. Inhomogeneous broadening due to spatial variations in quantum well thickness or composition is taken into account by a statistical average of the homogeneously broadened spectra. © 1997 American Institute of Physics.

    Elastic constants for zinc-blende and wurtzite AlN, GaN, and InN are obtained from density-functional-theory calculations utilizing ab initio pseudopotentials and plane-wave expansions. Detailed comparisons are made with the available measured values and with results obtained in previous theoretical studies. These comparisons reveal clear discrepancies between the different sets of elastic constants which are further highlighted by examining derived quantities such as the perpendicular strain in a lattice-mismatched epitaxial film and the change in the wurtzite c/a ratio under hydrostatic pressure. Trends among results for the three compounds are also examined as well as differences between results for the zinc-blende and wurtzite phases. © 1997 American Institute of Physics.

    Bismuth-ion range distributions have been measured in Si/Ge multilayered structures by glancing-angle Rutherford-backscattering spectrometry. The structures were formed by ultrahigh vacuum deposition of various combinations of Si and Ge layers, with thicknesses ranging from 25 to 60 nm, and then implanted with Bi ions at energies ranging from 70 to 385 keV. The measured distributions exhibit, as expected, discontinuities at the Si/Ge interfaces and depend markedly both on the exact sequencing and thicknesses of the layers, as well as on the range-to-layer–thickness ratio. The measured distributions are compared to those calculated by a recently developed approximate method for determining such distributions, the method of equivalent atomic stopping (MEAS). The overall agreement is good and illustrates the usefulness of MEAS in predicting implant distributions in multilayers not yet studied experimentally.

    First-principles calculations have been performed for ordered and disordered zinc-blende Al0.5In0.5N alloys including full relaxation of bond lengths and bond angles. The disordered alloy is predicted to have a mixing enthalpy of +39 meV/atom and a bowing parameter of +2.53 eV at the Γ-point transition. The similarity of the bulk zinc-blende and wurtzite Γ-point transitions also allows an estimate to be made of the energy gap versus composition for wurtzite alloys. In particular, the wurtzite AlInN alloy lattice matched to GaN is predicted to have an energy gap of 5.0 eV. © 1995 American Institute of Physics.

    Density-functional-theory calculations have been performed to study the effect of doping and growth stoichiometry on the core structure of a threading edge dislocation in GaN. Four candidate structures were examined and their formation energies were found to depend strongly on Fermi level and growth stoichiometry. A structure having gallium vacancies at the dislocation core is predicted to be most stable in n-type material grown under nitrogen-rich conditions, while a structure without vacancies is most stable in p-type material grown under these conditions. In material grown under gallium-rich conditions, a structure having nitrogen vacancies at the dislocation core is predicted to be most stable in p-type material, whereas a variety of core structures should be present in n-type material. Edge dislocations are predicted to behave as electron traps in n-type material and may act as hole traps in p-type material depending on the growth conditions. © 1998 American Institute of Physics.
