    A negative charging effect is studied in small, ultrathin metal-oxide-silicon diodes biased at constant voltage. The charging is seen as a gradual decrease in the magnitude of the tunnel current over time. Along with the charging, the current noise power decreases. Results are described from measurements of the temperature and voltage dependence of the current transients. A physical model is presented in which filling and emptying of electron traps in the as-grown oxide cause the noise, and the conductance decrease is caused by the transformation of these traps into fixed negative charge storage centers. From fits of the model to measured data, we obtain a thermal activation energy of 0.3 eV for the charging process. A low-temperature annealing treatment at 200 °C restores the conductance of a previously charged device to its initial value. On the other hand, the charging effect can be eliminated by a 350 °C anneal in nitrogen. Together, these experiments suggest that the traps are water- or hydrogen-related defects.

    Abstract: Autopsy material from deceased individuals between ages 2 and 90 was used to prepare cerebellum, pons, and other selected regions of the brain, the spinal cord, and peripheral nerves. The concentration of dolichol in these different tissues varied greatly and the increase in concentration during the life span varied between 2.5- and 21-fold. In contrast, dolichyl-phosphate (dolichyl-P) was more evenly distributed in these tissues and its concentration increased to a moderate extent only during childhood. The level of cholesterol displayed smaller regional differences and decreased about 15% between ages 35 and 90. Differences in the total phospholipid content were limited. These results demonstrate enrichment and individual regulation of various lipids in specialized regions of the human brain. The independent regulation of dolichol and dolichyl-P levels in the brain and the possible role of dolichol in the function of the aging nerve cell are also emphasized.

    Thermochromism and optical absorption in mono- and multilayers of Langmuir–Blodgett films of poly(3-alkylthiophenes), poly(3-octyl-2,2'-bithiophene), and poly(3'-octyl-2,2';5',2‘-terthiophene) were studied. In sparsely alkylated polythiophenes the magnitude of the thermochromic shift was smaller than in poly(3-alkylthiophenes) and roughly proportional to the sidechain concentration. Results of Valence Effective Hamiltonian calculations were compared with the experimental results of thermochromism. A vibronic structure was found in the absorption spectra of Langmuir–Blodgett films at room temperature. The vibronic splitting in poly(3-hexylthiophene) was approximately 0.18 eV as previously has been observed in poly(3-alkylthiophenes) but in poly(3'-octyl-2,2';5',2‘-terthiophene) it was 0.20–0.25 eV. The vibronic peaks stay approximately at constant energies and vanish at elevated temperatures.

    We report on an electroluminescent diode emitting red, green, and blue light simultaneously. The device is based on a thin polymer layer, poly[3-(4-octylphenyl)-2,2'-bithiophene] and a thick molecular layer, 2-(4-biphenylyl)-5-(4-tertbutyl-phenyl)1,3,5-oxadiazole. The quantum efficiency for light conversion is 0.3% and the turn-on voltage for light emission is 7 V. In this article we present electric and spectroscopic characterizations. A mechanism for the light emission, based on electron and hole recombination between the two organic layers, is proposed. © 1994 American Institute of Physics.

    Positive and negative charging effects are described for small area (0.008–20 μm2), very thin dielectric (∼2.5 nm), metal-oxide-silicon diodes in which electrons can tunnel directly between the electrodes. These effects are similar to those seen in conventional, thicker oxide devices in which electrons are injected into the oxide conduction band. We show that at least in the thin oxides, charge generation is possible at a total electron energy level which is well below those suggested in a number of models for damage in the thicker oxides.

    We have studied the rate at which positive charge is generated starting near the oxide-silicon interface when electrons are injected from the gate through the very thin oxide layer in metal-oxide-(p)silicon tunnel diodes. By varying the oxide thickness, we find that the charging rate is not strongly controlled by the flux of tunneling electrons over a five order of magnitude range in current density. This implies that if the tunneling electrons do participate, then the charge generation in these oxides is at least a two-step process. A comparison of charge generation in aluminum and polycrystalline silicon gate devices suggests that the process does not involve aluminum-related defects. Measurements of the charging rate versus temperature, T, show that it is weakly dependent on T below 150–200 K and apparently thermally activated above this temperature range.

    Structural and electrical properties of thermal SiO2 layers on Si subjected to wafer bonding were studied. Regions with enhanced etching rate in HF-solutions were found to appear after the bonding and a subsequent etchback of one of the wafers. The bonding procedure also leads to enhancement of interface state generation and accumulation of oxide trapped charge during injection of electrons or holes into the SiO2 layer. The annealing behavior and capture cross section of these defects are close to those of centers generated when hydrogen is incorporated in the oxide network. Enrichment of the oxide by hydrogen during the bonding and postbonding anneal is suggested to be responsible for the degradation of the thermal oxide. © 1995 American Institute of Physics.

    We report electroluminescence from a regioregular alkyl-phenyl substituted polythiophene. The polymer film exists in two forms, giving widely different optical absorption, as well as photoluminescence and electroluminescence spectra. In the low-bandgap form, we observe high emission intensity centered at 1.55 eV (800 nm), well into the infrared, while the high-bandgap form gives a maximum at 1.85 eV (670 nm). The conversion from the high-bandgap form to the low-bandgap form can be done by thermal treatment of the polymer light emitting diodes.

    The inflammatory response of airway mucosa to allergen exposure is a complex phenomenon featuring symptoms, the influx of inflammatory cells, the release of mediators, and changes in local reactivity. These features and their pharmacological modifications can be successfully studied in nasal challenge models. We performed a nasal allergen challenge followed by a rechallenge with allergen 24 h later in order to monitor changes in specific reactivity due to the initial allergen challenge. Symptoms were monitored, as was the generation of TAME-esterase activity in nasal lavage fluids. Prior to each challenge a nasal brush specimen was taken. In a double blind, cross-over, double-dummy manner the patients were pretreated with placebo, a single dose of 200 μg of budesonide (topical corticosteroid) given 2 h prior to rechallenge with allergen or 600 mg ibuprofen (cyclooxygenase inhibitor) given per os t.i.d. to steady state starting 24 h prior to the initial allergen challenge. Treatment with ibuprofen induced a slightly lower composite symptom score (P 〈 0.05) at the initial allergen challenge when compared with placebo. No differences were noted in the relevant TAMF-esterase activities. The allergen challenge resulted in significantly increased proportions of eosinophils in the brush specimens 24 h after the initial allergen challenge (P 〈 0.001) with no differences between the different treatment alternatives. At rechallenge there was a reduction in the symptoms of secretion and nasal blockage in both groups receiving active treatment compared with placebo (P 〈 0.05), whereas the number of sneezes was not affected and no differences were noted m TAME-esterase activity. We conclude that allergen-induced changes in reactivity appear to involve cyclooxygenase metabolites to some extent and that a reduction in eosinophil numbers is not a prerequisite when it comes to demonstrating an inhibition of the change in reactivity.

    The present study evaluates the possibility of allergen-induced unspecific and specific dermal hyperreactivity with special reference to the presence of late cutaneous reactions and allergen-induced nasal hyperreactivity. Twenty-six patients with strictly seasonal allergic rhinitis participated. All had a positive skin prick test for birch (Betula verrucosa) and/or timothy (Phleum pretense). Ten patients had previously displayed an allergen-induced nasal hyperreactivity and six patients a late cutaneous reaction. An initial skin prick test with a relevant pollen allergen was done in triplicate. The immediate skin reactions were recorded after 15 min and any late-phase reaction after 6 h. Twenty-four hours later the patients were retested. The same pollen allergen was sited in the first flare reaction from the previous day. A histamine prick test was sited in the weal as well as in the third reaction from day 1. A histamine control was also performed in a previously unaffected area. The allergen-induced weal reactions decreased significantly at re-challenge compared with the results from the previous day (P 〈 0.05). The histamine tests resulted in similar skin reactions regardless of whether or not they were done on a previous allergen test site. This was true for both specific and unspecific reactions when the subgroups of patients with previously demonstrated allergen-induced nasal hyperreactivity or late-phase skin reactions were evaluated separately. These results indicate that allergen-induced hyperreactivity is not a general feature of allergic inflammation but is a phenomenon restricted to specific sites, such as the airway mucosa.
